SiC power modules have become the most promising candidates to replace the Si power modules in threephase motor drive systems. However, the fast switching speed and switching frequency of SiC power modules raise the concern of radiated electromagnetic interference (EMI). In this paper, an analytical timedomain model is firstly proposed for the EMI noise sources of SiC power modules. The influence of the nonlinear junction capacitance, power loop parasitic inductance, and the operation conditions on the radiated EMI are then investigated in depth. Simulation and experimental results show a good agreement between the proposed analytical model and the measured radiated EMI.
